Michelle Gomez was asked if she researched the Master and base her portrayal on one of the former Masters.

To be fair she also grew up with the show so she was familiar with the character and all its incarnations. Missy really was a perfect amalgamation of every other Master with Michelle's own brand of batsh*t crazy added. She had Delgado's charisma, Ainley/Simm craziness, Roberts dramatics, and Jacobi's intimidation.
