Everybody knows :-) But if you drive it with 15.000$ signal generator, this does not happen :-)

The device can deliver 1200W in CW @ 150 Mhz may be more I guess. The 9A you see is when the rf outpout is open or chort circuited, during this state, the device can not deliver 1,2kW of course at no proper match. In normal operation, the device consume about 27A on 50Vdc.

10w input, very easy to do under normal operation none the less this is incredible durability.

I downloaded the PDF for this transistor but it didn't have input and output capacitances listed. It just said TBA. I'm assuming it's relatively close to the regular BLF578 but at $300 per unit one can't be too sure.

I am pretty sure the 55V @ 9A was during the open/short conditions and the thing was folding back and not producing 1200W out. It did not show the output power during that open/short condition. The power reading is taken when the dummy load is connected which is a good 50 ohm match. If you notice, the device is mounted on a water cooled heatsink so most of that 55V @ 9A is turned to heat energy during extreme mismatches when it is less efficient. I would love to play with one of these things.

So output wise LDMOS is rugged, however over drive LDMOS even for MS, blows them up. Worse than that most modern radios overshoot for 500-750MS, which destroys LDMOS instantly. Significant external protection is required even with 1800W BLR189XR devices. Until they have input protection built in to handle 120-150V, they will remain very easy to blow up.

I created a pallet with BLF188XRS and was functioning normally, so I decided connect without antenna or load and the transistor burn instantly. The BLF188XRS not as good as the BLF578XR?

What do I think? I would bet ten bucks it wouldn't last 30 seconds in an amplifier of my own design. Does it need a heatsink? Just jokeing guys. I can see you are quite proud of your XR series and rightfully so. Thanks for letting me share the moment with this video.

seems that it has a efficiency of about 200 % 1200 W out 600 W in ( 55V x 9A ) I bet it is expensive...

impressive device If I have such rugged transistor earlier, I wouldn't break so many transistors during tests. I'm wondering how about its ruggedness if there is no water cooling under extreme mismatch condtion or even under perfect match condition.

I used to maintain radio gear for the fire service, a colleague told me if you locked a fireman into a straitjacket, put him in a padded cell for a night with two solid steel spheres about 6 inches across you could unlock the door in the morning to find he had lost one and broken the other. No disrespect to firefighters intended.

I did not notice liquid, To dissipate the heat it may have been nitrogen cooled or gas cooled instead.

I have a question: How about the output matching capacitors during CW operation? Will it be blew up during full power continuous operation? In my case, 900W CW operation will blew up the first capacitor seen from the transistor due to high RF current passing through it. Could any one suggest some good thermal conduction RF capacitor for CW operation at 900W or higher?

Set it up incorrectly with a hell of a lot of amperage and im sure it'll pop. nothing is unbreakable.

More creative marketing. Pulsed service, 20% duty cycle, liquid cooled, and a current limited supply. Read the data sheet and notice no SSB ratings at all.

Personally I think it's a fake. The PSU they're using is only capable of 1000w output at best, and in the tests they are showing 50v at 9A so I think they changed the attenuator on the power meter to make it read 1200w when the output is more like 400w. Tut tut

+Оксана Провада да уж, стоимость такой лаборатории не один миллион долларов. Всё упирается в финансы. Если бы наше государство вкладывалось в науку так как на западе, мы бы не хуже могли производить электронные компоненты и РЭА. Но пока, увы, их больше заботят углеводороды.

seems unbreakable, but is test enviroments and for short period of time.. what about in the real world ?? what about at say 27mhz full output, spurious input, over driven input and high VSWR ??
