Very helpful getting me started on some analysis. Thank you. TI app note SLVA158 has some additional good information. It lists the thermal capacitance of the D2PAK, DPAK, SO-8 AND SOT-223 in Table 4, as well as the Junction to ambient thermal resistance which could be added from the die to ambient. The thermal capacitance of the copper slug, would go right across R4 and R5 in your drawing, where the thermal capacitance values appear to translate to Farads of capacitance based on the tau values listed in SLVA158 Table 4. Not very obvious, but the behavioral current source, bi2 has to be used. To be able to use the formula.

I tried using an external 3rd party MOSFET model(SiC, GaN) for the same testing, and the dependent current source could not be used somehow...

Please use "Arbitrary behavioral current source" called "bi". It allows you to insert functions
