I am going to correct you on the mistakes you made. Legendary Godzilla would've survived the Oxygen Destroyer, but it would've taken years for him to recover. He only recovered that fast because a bunch of humans came down to his layer and nuked him, allowing him to regain his radiation. He also would've been killed by Ghidorah, if it weren't for a combination of the said nuking (which put his radiation levels to extremely high) and Mothra, whom was ultimately what made him enter the thermonuclear state via offing herself. He can't just enter that state at will (Same thing goes for the radiated form. He needs a lot of radiation to enter that state). For Godzilla Ultima, you say that his state of being from a higher dimension would be his last resort. In reality, it'd probably be his biggest advantage. We have no idea how a being from the 13th dimension (it's implied that was his dimension of origin) operates. For all we know, he could see the move his opponent is going to make before he even makes it. While his body may be in our dimension, his mind originates and operates in the 13th. You also brush over his Universal Form. He was in the process of entering that state when he was stopped by Orthoganal Diagonalizer, in which only his body died, meaning he was simply neutralized. He was moments away from achieving immense power and likely destroying most everything in the universe. On a much smaller note, as you said, Ultima gathers multiple beams from the future and brings them back, causing a more powerful beam. This would imply that his beam would be more powerful than Legendary's. My point being that in order for Legendary Godzilla to win, Ultima would have to be devoid of any ability other than motor functions, and possibly his beam. In pretty much every other situation, I can only see Ultima winning.

Ultima is just straight up the upgrade. Even taking the eldritch multidimensional being aspect out of Ultima, he is just better at what Shin does. Shin is a world as we know it ender, Hypothetically. Its been confirmed a single nuke would wipe Shin out, but would release his radiation and cause issues that way. Which sounds like a mutually assured destruction. But is completely undercut by Shin's radiation half life being less than a month. So instead of poisoning the earth and wiping everything out if killed, his death by nuke basically forces the world to take 2 months off in fallout bunkers, then life continues as normal. Compared to Ultima who would hypothetically end reality? Its no contest by any metric
