The First Doctor said it in "The Tenth Planet" (the first episode with the Cybermen, and the last episode with William Hartnell as the Doctor). It's also in a flashback/summary scene at the start of "Twice Upon A Time" (the last episode with Peter Capaldi as the Doctor). In the show, the quote refers to the Cybermen's emotional inhibitor.
