You guys want to know how to prevent BGA balls from cracking or detaching on a GPU? Just water cool the card or get a massive heatsink or save and spend a bit more on third-party GPU with beefy coolers, that way you avoid the condition that causes the aforementioned problem and reballing in the first place, thermal cycle/stress.

Hi, first I want to say congratulation for the fine job, my question is about which temperatures are suggested to don't damage the pad traces, I have tried yesterday from the first time a reballing and I have damaged the pad in different points, in your video is the Video card at Ambient temperature or pre heated ?? And yor Tip at which temp works??? Hope to hear from your before destroy other gpu pads trying to remove the soldering :(
@NikTelio5 жыл бұрын
Hello, the soldering iron temperature is 285C , the reason why i use low temp is to avoid damage the pads and the solder mask and not to burn up the flux, but at this low temp it is impossible to melt the solder because the pcb absorbs all the temp of the soldering iron, this is why i don't remove the pcb form the bga station, i activate the bottom heater and let it heat up to 150-200C (bottom heater temp not pcb temp) to preheat the pcb and then i start removing the solder, without the help of the bottom heater i would have to rise the temp of my soldering iron up to 400C to melt and remove the solder but this will destroy the pads and the solder mask and would make the pcb useless.
@mosfet64025 жыл бұрын
@@NikTelio Pratically the error I have made yesterday, you are very gentle to answer to my question, ok so i will do the same, preheater on the bottom with about 180-200 Celsius (this means that the temperature of the PCB should be on the 100 Celsius) and the tip wit 285 Celsius. Hope i'm not bothering you but I want ask also about the process of soldering remove from the Chip, I have seen that you put the chip only on this blocking mechanism without any preheater, and the solder wide Tip in this case is always set at 285 Celsius or more??? Thank you in advance for the answer.
@NikTelio5 жыл бұрын
as you see i don't preheat the chip, as it is a small component, when starting to remove the solder of the chip you see that i start slowly allowing the chip to heat up, i wait about a minute while touching the soldering iron on the chip giving it time to heat up, the tip temp is 285C but sometimes i press the boost button and it goes up to 315C if needed, it would be easier if you preheat a little the chip if you think that your soldering iron does not have enough power to do the job, many who try to reball make this mistake , they see that the iron can't do the job and they choose to rise the iron temp up to 400C or more instead of preheating the pcb or the chip and this damages the components, a preheater is a very important tool,

Hello Nik, how are you? I really appreciate your videos. I would like to ask about the profile you use. I believe that your profile sets some target temperatures and that to reach them you use different ramps. How many seconds do you stay in each target temperature reached? or you go straight from room temperature to the final profile temperature. Hugs. (I'm in Brazil).
@NikTelio6 жыл бұрын
Hello, it is very hard to follow exactly the temp profile when using dark infrared panels, they heat up slowly and if you cut the power they keep emitting heat because the ceramic stores heat and you get a temp overshoot, after many tests decided to just preheat the bottom heater to 150-200°C and set the target pcb temp to 210°C (for leaded solder) and then start the profile, that is why the profile is lineal, when the bottom heater reaches 300°C it stays there and the top heater continues to heat up to reach the target pcb temp, when i reach the liquid state i stay there for about 30 seconds and then i start cooldown, by using a digital power regulator for the top heater i lowered the power to 38% and by doing this after about 4 minutes i reach the target pcb temp, i know that this is not optimal rework profile but with this diy bga rework station is the best what i can do. Greetings from Greece :)

The gpu does not need any poking, i poke the chip just to show you that the solder has melted, poking does not help with the soldering process and you could create bridges between solder balls if you do that.

Have you had the opportunity to reball reflow an MSI manufactured gpu, because I'd have a hard time believing that MSI would need this level of repair.
@GeorgeGeorge-xj2bc6 жыл бұрын
One question about the upper heating temperature.Maybe 225 celsius in needed the solder to melt but these boards are monsters and the chip is under metal casing so i never have managed to desolder a chip in that temperature without going up to 260 C or little more in many cases.Machine is IR6000.
@NikTelio6 жыл бұрын
Hello, i avoid reball or reflow chips that have a heatspreader, is difficult to follow the temp profile and need much more heat to desolder and solder the chip, normally you should remove the heatspreader before starting the repair but this is difficult and you could damage the chip. About the ir6000, some people have modified the bottom heater because it was weak, they removed the glass and raised the ceramic heater a few centimeters so it can deliver more heat to the board.
@GeorgeGeorge-xj2bc6 жыл бұрын
In many cases i put the motherboard directly in the bottom heating plates and i used a professional heating gun even in the high scale and feel that the chip solders almost melted.The pcb itself acts as a heat spreader so the temperature profiles are something very relative.

how many times /10 is the problem with the chip itself rather than the soldering?
@NikTelio6 жыл бұрын
Hello, i mainly reball laptops and in most cases the soldering is the problem. The graphics cards chips are under a lot of stress because of high performance they also produce much heat and with this repeated cycle the chip or the bga will eventually fail, some chip series are known to have problems and they don't last long, to repair the graphics card you need to replace the chip.
